The county was made out of Washington County in 1805. Because the first state university, Ohio University, was started there in 1804, the town and county were named after Athens, Greece, which was the ancient centre of learning.
The Athens, OH Micropolitan Statistical Area is made up of Athens County.
The county covers a total area of 508 square miles (1,320 km2), of which 504 square miles (1,310 km2) are land and 4.8 square miles (12 km2) (1%) are water.
